본 연구에서는 $TiCl_4$과 $NH_3$을 이용하여 atomic layer deposition(ALD)법으로 TiN막을 증착한 후, 그 막의 특성에 관하여 조사하였다. 최적 공정조건에서 TiN막의 성장률은 cycle당 두께가 약 0.6 $AA$인 것으로 나타났고, 비저항은 반응온도 구간에서 200~350 $muOmega$cm 수준으로 낮게 얻어졌다. XRD분석결과 TiN-ALD온도구간에서 TiN막이 결정화되었음을 알 수 있었다. AES 분석결과 Cl불순물의 함량이 거의 없는 상태(<1 at%)로 나타났고, TiN막에서의 Ti:N비가 1:1인 것으로 보아 거의 균일하게 형성되었음을 알 수 있었다.... -

CVD와 무전해 도금법을 이용하여 TiN 기판상에 구리막을 성장시켰고 그 각각에 대해 증착조건에 따른 성장막의 morphology, 성장기구 및 비저항, 막의 치밀성 등의 물리적 특성을 조사하였다. Subhalfmicron ULSI의 컨택홀을 메꾸는 기술로 각광받고있는 전면도포(blanket W)법에서 부착특성고양층(glue layer)인 TiN막에대한 CVD-W의 부착특성을 조사하였다. 부착강도는 텅스텐막의 두께가 증가함에 따라 TiN막내의 응력의 감소로 인해 부착특성이 향상되었다. TiN막표면을 스퍼터 에칭하는 진처리를 실시할 경우 막표면의 불순물 제거, 표면 거칠기 증가등의 효과로 부착특성이 개선되었다. 또한 TiN막표면에 Ar이온 주입에 의한 손상을 줄 경우에도 TiN막 표면이 활성화되어 부착특성이 향상되었다. -
